电化学插层过程中,调节插层剂TBA+反离子的酸度值、插层时间、工作电压以及水分含量,可以得到不同大小、层厚的黑磷纳米片。电极析氢过程中产生的H2气泡会严重影响黑磷剥离纳米片的大小以及产率。以CH3亚博APPCOOTBA作为插层剂,50微米以上的纳米片产率高达81%。
DFT计算显示,黑磷与插层剂TBA之间的作用力大小决定了剥离的效率,CH3COOTBA与磷原子P(001)面具有强的吸附能,可以稳定的吸附于黑磷层间;同时CH3COOTBA与磷原子P之间存在弱的电荷再分布能力,两种因素共同决定了CH3COOTBA作为插层剂可以实现大面积的片层剥离。
以剥离的FL-BP为活性层,制备FET器件,测试显示黑磷具有双极电学特征(300 K,ca. 1×10–5 mbar),7.5V电压驱动下,最大电流 Ids ="1.0" × 10–5,开关比ION/IOFF="1.2x103,空穴迁移率为76cm2V–1s–1;同时剥离的黑磷纳米片从可见光到中红外区具有快速的光响应能力。
